•제목: Analysis of defect states in channel region for oxide thin film transistor
•초록: Defect states that exist in the channel region of oxide thin film transistors, which can be applied to various switching, memory, and non-memory devices, can have a significant impact on the performance and reliability of the device. Therefore, efforts are being made to understand the defect states of oxide thin film transistors using various measurement and analysis methods. However, the understanding of defect states to date remains limited to a comparative, qualitative, contact, and destructive understanding of device characteristics and analysis of defect states. Quantitative, non-contact, and non-destructive measurement and understanding of the defect state in the oxide channel region is an essential research direction for controlling device characteristics. In this presentation, we will discuss how to systematically approach and understand the measurement and analysis of defect states.
